Modification of β-gallium oxide electronic properties by irradiation with high-energy electrons

Summary: In this study, we investigate the modifications of the electronic properties of beta-gallium oxide crystals through 2.5-MeV electron irradiation. We find a linear relation between the irradiation dose and the concentration of generated acceptor centers. Using irradiation, we can tune the Fermi level position and reveal latent impurities of transition metals.

Enhancing the luminescence yield of Cr3+ in β-Ga2O3 by proton irradiation

Summary: In situ ion-beam-induced luminescence measurements have shown that the emission yield of Cr3+ in electrically conductive chromium doped beta-Ga2O3 single crystals is greatly enhanced by proton irradiation. This enhancement is attributed to the pinning of the Fermi level caused by radiation defects, which activates deep carrier traps that act as sensitizers for the Cr3+ emission. In contrast, in semi-insulating samples where the Fermi level lies deep in the bandgap, the Cr3+ emission is already present in as-grown samples and no enhancement is observed upon proton irradiation. The enhancement of Cr3+ emission by irradiation in conductive samples can be reversed by thermal annealing in argon at temperatures above 550 ? for 30 s. These findings highlight the high potential of Cr-doped beta-Ga2O3 for in situ and ex situ optical radiation detection and dosimetry.

Interplay of the disorder and strain in gallium oxide

Summary: Ion irradiation is an effective method for adjusting the properties of semiconductors. This study investigates the interaction between disorder and strain in monoclinic beta-Ga2O3 crystals and finds a superlinear relationship between disorder accumulation and collision cascade density. Furthermore, changing the disorder conditions in the near surface layer can control the level of strain in the implanted region.

Boltzmann Thermometry in Cr3+-Doped Ga2O3 Polymorphs: The Structure Matters!

Summary: The electronic structures and thermometric performances of Cr3+-doped alpha-Ga2O3 and beta-Ga2O3 polymorphs were compared, revealing a linear relationship between the T-4(2)-E-2 energy gap and the CF strength Dq. This trend could provide guiding principles for designing effective Cr3+-based Boltzmann thermometers. Additionally, beta-Ga2O3:Cr3+ particles were demonstrated to locally measure thermal variations during a catalytic reaction, showcasing their potential for real-world applications.
