Low-pressure acidic ammonothermal growth of 2-inch-diameter nearly bowing-free bulk GaN crystals

The grown crystals exhibit high lattice coherency and nearly bowing- and mosaic-free features, with superior photoluminescence properties. On Stress-Induced Polarization Effect in Ammonothermally Grown GaN Crystals

Summary: The results of basic ammonothermal crystallization of gallium nitride are discussed, focusing on stress formation and defect formation. Different positions of gallium nitride grown in the crystallization zone are examined, and the interfaces between native ammonothermal seeds and new-grown layers are investigated. Based on the obtained results, a model of stress and defect formation is presented, along with proposed solutions for improving the structural quality of ammonothermal gallium nitride crystals.

Large-Sized GaN Crystal Growth Analysis in an Ammonothermal System Based on a Well-Developed Numerical Model

Summary: This study improves the ammonothermal growth model by using the backpropagation neural network and the non-dominated sorting genetic algorithm and investigates the growth of bulk gallium nitride crystals. The simulation results show that in larger-sized systems, both the increasing rate and maximum stable values of the metastable GaN concentration gradient are reduced due to the inhomogeneity of heat transfer.

A closer integration of numerical modeling, physical modeling, and measurements under ammonothermal process conditions is necessary to improve the accuracy of simulations.
