Effectiveness of tungsten addition on the performance of electroplated nickel diffusion barriers for copper metallization on textured silicon

Wen Jauh Chen et al.

Summary: In this study, nickel-tungsten alloy is used as a diffusion barrier for copper metallization on textured silicon. Cu/NiW/NiSiy/Si structure is obtained by electroplating method, and Cu3Si phase is developed at different annealing temperatures. The results show that the NiW layer provides better diffusion barrier performance against copper compared to the Ni layer.
