Summary: We present a telecommunication-compatible bias-free photoconductive terahertz emitter composed of a bilayer InAs structure directly grown on a high-resistivity silicon substrate. The emitter utilizes a large-area plasmonic nanoantenna array to enhance and confine optical generation, leading to the generation of strong ultrafast photocurrent and broadband terahertz radiation. Compared with previous bias-free terahertz emitters on GaAs, this emitter achieves higher signal-to-noise ratios at high terahertz frequencies and is compatible with silicon integrated optoelectronic platforms.
