Impact of ion implantation and laser processing parameters on carrier lifetimes in gold-hyperdoped silicon

Summary: In recent years, infrared photodetectors made from silicon hyperdoped with deep-level dopants have shown extended light detection capabilities beyond the silicon's absorption range. However, the reported responsivities and quantum efficiencies are often low. Through a study on gold-hyperdoped silicon using time-resolved terahertz spectroscopy, we investigated the influence of hyperdoping parameters on charge carrier lifetimes. Our findings indicate that increasing gold concentrations, ion implantation energies, and laser melting fluences lead to a reduction in charge carrier lifetime. Additionally, the incorporation depths of dopants and the distribution profiles of carriers are also affected by ion implantation energy and laser fluence. These insights will benefit future device developments.

Sub-bandgap photoresponse and leakage current analysis in gold thin film-hyperdoped silicon photodiodes

Summary: This study investigates the sub-bandgap photoresponse and leakage current in gold-hyperdoped silicon photodiodes prepared using pulsed laser melting. The results suggest a weak thermally-assisted optical photoresponse mechanism and establish a connection between repetitive pulsing and increased leakage current from electrically-active defects. The study also proposes an explanation for the limited sub-bandgap external quantum efficiencies reported for hyperdoped silicon devices.

Summary: Room-temperature broadband infrared photoresponse in Si can be achieved by hyperdoping with deep-level impurities and nanosecond-pulsed laser annealing. The formation of an intermediate band within Si's bandgap enables strong infrared photoresponse. Future prospects include developing room-temperature Si-based broadband infrared photodetectors.

Phase evolution of Te-hyperdoped Si upon furnace annealing
