Nanoscale Electrically Driven Light Source Based on Hybrid Semiconductor/Metal Nanoantenna

Summary: This work presents a simple approach to fabricate nanoscale electrically driven light sources based on the phenomenon of light emission via inelastic tunneling of electrons. By using STM lithography, hybrid nanoantennas with a minimum diameter of 60 nm were formed, which can efficiently emit photons in the visible range.

Light Emission in Metal-Semiconductor Tunnel Junctions: Direct Evidence for Electron Heating by Plasmon Decay

Summary: In this study, metal-insulator-semiconductor tunnel junctions with a patterned gold layer, thin Al2O3 layer, and p-type silicon were investigated. Light emission from the metal to the silicon valence band was observed, with the emission energy shifting to higher energies with increasing voltage, indicating electrically driven plasmons. The emission spectrum displayed a Fermi-Dirac distribution of electrons in the gold electrode, and the effective electron temperature Te was found to have a linear relationship with applied voltage, showing strong correlation with plasmon energy and suggesting plasmon decay at the metal electrode as the mechanism for heating electrons.

Silicon-Based Quantum Mechanical Tunnel Junction for Plasmon Excitation from Low-Energy Electron Tunneling

Summary: The study shows that only highly doped silicon allows for the excitation of surface plasmon polaritons (SPPs) in metal-insulator-semiconductor junctions (MISJs) via inelastic tunneling. At low doping levels, MISJs behave like Schottky diodes, with light emission mechanism involving radiative recombination of electrons and holes under high applied bias. As doping levels increase, the current-voltage characteristics of MISJs change, demonstrating symmetrical current-voltage curves with conductance behavior characteristic of quantum mechanical tunneling.
