Nano-porous GaN cladding and scattering loss in edge emitting laser diodes

Summary: We report the continuous wave operation of electrically injected InGaN laser diodes using nano-porous GaN n-side cladding with 33% porosity. At an emission wavelength of 454 nm, the pulsed injection slope efficiency is 0.24 W/A with a high loss of 82 cm(-1). The considerable excess loss of 60 cm(-1) in the nano-porous clad lasers is attributed to scattering at pores in unintentionally 3% porosified layers, supported by numerical modeling. Simulations comparing porous GaN cladding to AlInN cladding for lasers operating at 589 nm indicate that the porous cladding provides similar internal loss and lower thermal impedance.

Electrically pumped blue laser diodes with nanoporous bottom cladding

Summary: We demonstrate electrically pumped III-nitride edge-emitting laser diodes with nanoporous bottom cladding. The design of the devices with porous bottom cladding was optimized through theoretical modeling and calculations, allowing for desired optical mode confinement and reduced light leakage risk. This demonstration opens up new possibilities for III-nitride laser diode fabrication.

Investigation of beryllium diffusion in HVPE-GaN grown in [11-20] and [10-10] crystallographic directions

Summary: The diffusion of beryllium in gallium nitride crystals grown in non-polar crystallographic directions was investigated. The diffusion profiles were found to be box-shaped and pre-exponential factors and activation energies were determined. A model based on point defect complexes was proposed to explain the profiles and visible differences between the two directions.

A Pathway to Fabricate Gallium Nitride Embedded 3D High-Index-Contrast Optical Structures

Summary: A method based on epitaxial conductivity control, ion implantation, and electrochemical etching is proposed to fabricate complex embedded nanoporous GaN/GaN or air/GaN 3D optical structures. Various subsurface structures including nanoporous GaN stripes, air/GaN microchannels, and embedded distributed Bragg reflector micromirrors are demonstrated. Computer simulations reveal the limitations of feature sizes in this technique.

Summary: This paper reviews the materials challenges and recent progress in selective area regrowth and doping for vertical GaN power devices. Various techniques, including advanced materials characterization and novel etching technologies, were discussed to improve regrowth interface and junction performance. Regrown p-n junctions with low leakage currents and vertical junction field-effect transistors were demonstrated, representing promising advancements towards high performance GaN power electronics devices.

Ohmic contact formation to GaN by Si+ implantation doping: Retarding layer, implantation fluence, encapsulation, and activation annealing temperature studies

Summary: In this study, Si+ implantation into GaN with a SiO2 retarding layer was utilized for low resistivity ohmic contact formation. By using a single implantation, a quasi-uniform Si profile was achieved, leading to good electrical parameters. The effectiveness of the approach was demonstrated through theoretical analysis and experimental characterization of GaN after Si doping.
