Phase field modelling combined with data-driven approach to unravel the orientation influenced growth of interfacial Cu6Sn5 intermetallics under electric current stressing

Shuibao Liang et al.

Summary: This study investigates the growth behavior of interfacial intermetallic grains in Sn/Cu interconnects using a phase field model, with a focus on the influence of anisotropic electric conductivity. The simulation results demonstrate that the growth of intermetallics is accelerated under the influence of electric current, and the orientation effects are more pronounced with higher current density. A neural network model trained with data from physics-based simulations reveals similar trends and provides insights for the study and design of interconnects under different loadings.

Thermomechanical Fatigue Damage Model of a Solder Joint in Electronic Devices: An Interval Arithmetic Based Approach

Vahid Samavatian et al.

Summary: This paper presents a new reliability assessment framework that uses interval arithmetic to consider degradation and uncertainties effects. The feasibility of the framework is demonstrated by defining an interval useful lifetime estimation (i-ULE) for a power electronic system. A case study of a DC-DC boost converter is conducted to evaluate the self- and mutual-degradation effects on reliability assessment. The results show a significant difference in useful lifetime estimation, highlighting the importance of interval reliability assessment.

Machine learning for board-level drop response of BGA packaging structure

Minghui Mao et al.

Summary: This paper proposes a machine learning model for predicting the board-level drop responses of ball grid array packaging structures. The proposed method is more computationally efficient than traditional finite element simulations and can accurately predict the stress, strain, and warpage of the solder joints and printed circuit board. The trained model can also reasonably predict the dynamic responses under different drop angles, making it a suitable alternative to time-consuming finite element modeling.

Effect of electric current stressing on mechanical performance of solders and solder joints: A review

Bo Wang et al.

Summary: Mechanical performance is a crucial factor in the reliability of solder joints. With the miniaturization of electronic products, the current density flowing through the solder joints is increasing, making electric current stressing an important factor affecting their mechanical reliability. This review summarizes the influence of electric current stressing on various mechanical performances of solder and solder joints, including tensile, shear, creep, fatigue, thermal cycling, shock, vibration, and nano-indentation. It also emphasizes the importance of testing solder and solder joints after electric current stressing to understand the failure mechanism and assess their service reliability. Furthermore, key issues and potential research directions are also highlighted.
