Combining x-ray real and reciprocal space mapping techniques to explore the epitaxial growth of semiconductors

Non-invasive and non-destructive characterization of MBE-grown CdZnTe/CdTe superlattice-based dislocation filtering layers

Summary: In this study, the structural and optical properties of heteroepitaxial II-VI CdTe (211)B buffer layers with strained CdZnTe/CdTe superlattice layers were investigated using non-destructive methods, including high-resolution x-ray diffraction, cathodoluminescence, and photoluminescence spectroscopy. The results showed that the superlattice layers had coherent strain and better in-plane lattice-matching with HgCdTe. The cross-sectional cathodoluminescence and photoluminescence measurements confirmed the coherent growth of the superlattice layers and their dislocation filtering effects. The techniques used in CdTe layers were well correlated with the dislocation density. These non-destructive methods have the potential to be developed into general-purpose techniques for characterizing defect evolution in semiconductor heteroepitaxy.

Confronting Vegard's rule in Ge1-x Sn x epilayers: from fundamentals to the effect of defects

Summary: This study presents a comprehensive and systematic study challenging the application of Vegard's rule to germanium tin solid solutions grown on different substrates. The results suggest that the germanium tin solid solutions follow Vegard's rule in the range of low tin molar fractions. Additionally, surface morphology issues were also observed.

Defect Engineering in MBE-Grown CdTe Buffer Layers on GaAs (211)B Substrates

Summary: In this study, strained CdZnTe/CdTe superlattice layers were used as dislocation filtering layers to reduce the threading dislocation density in CdTe buffer layers. The results showed that the dislocation density could be effectively reduced to below the critical level by optimizing the Zn content and thermal annealing. The DFL approach offers the advantages of lower dislocation density and better lattice-matching with HgCdTe, making it a promising path for achieving heteroepitaxy of high-quality HgCdTe on large-area lattice-mismatched substrates for next-generation infrared detectors.

Room Temperature Lasing in GeSn Microdisks Enabled by Strain Engineering

Summary: The success of GeSn alloys as active materials for infrared lasers has the potential to advance monolithic technology in mainstream silicon photonics. However, in order to operate on a chip, the lasers need to work at room temperature or higher. This study presents a strain engineering approach to induce large tensile strain in GeSn alloy micro-disks with a Sn content of 14 at%, enabling robust multimode laser emission at room temperature.

Simulating the effect of Ar+ energy implantation on the strain propagation in AlGaN

Summary: In this study, high quality AlGaN layers grown on a commercial c-sapphire substrate were implanted with Ar+ ions at varying energies to investigate the strain field created at different penetration depths. Simulation and experimental results showed significant differences in strain distribution at different depths under various implantation conditions.

Multiple reflection optimization package for X-ray diffraction

Summary: A new software package MROX is presented for simulating and fitting multiple and single X-ray diffraction reflections, applied to the study of aluminum gallium nitride layers. The study introduces the multiple reflection mode to better understand strain and compositional changes in materials. The results suggest that the multiple reflection mode can more accurately simulate strain variations in materials.
