Photoresponse Improvement of InGaAs Nanowire Near-Infrared Photodetectors with Self-Assembled Monolayers

Toward smart flexible self-powered near-UV photodetector of amorphous Ga2O3 nanosheet

Summary: The study investigates the photodetection performance of thin amorphous Ga2O3 nanosheet, which has been widely used as dielectric and passivation materials. By peeling off from the Ga solid-melt surface, the amorphous Ga2O3 nanosheet is confirmed to have an amorphous characteristic through selected area electron diffraction and X-ray diffraction. However, due to limited absorption ability and abundant defect states, the amorphous Ga2O3 nanosheet shows low photocurrent and slow response time even at a bias voltage. To enhance the photodetection performance, PbI2 nanosheet is grown on the surface of the amorphous Ga2O3 nanosheet, forming a Ga2O3/PbI2 heterojunction photodetector. The heterojunction photodetector exhibits larger photocurrent (1.6 nA) and faster response times (2 ms rise time and 3 ms decay time) even at a zero bias voltage, and it also shows excellent self-powered photoresponse characteristic and mechanical flexibility when configured into a flexible photodetector. This work provides a pathway for the development of high-performance flexible optoelectronic devices.

1D/2D/0D Mixed-Dimensional TiO2/ZnO/Ag Core-Shell Nanowires for High-Performance UV-Vis Photoelectrochemical Photodetectors

Summary: Mixed-dimensional TiO2/ZnO/Ag core-shell nanowires were prepared to improve the performance of photoelectrochemical photodetectors. The resulting photodetector exhibited high responsivity, fast response speed, and a broad response from UV to visible region, attributed to the enhanced light absorption and carrier generation and separation caused by the Ag quantum dots and type-II band alignment of TiO2 NWs/ZnO nanosheets.

GaAs Nanowire Photodetectors Based on Au Nanoparticles Modification

Summary: A high-performance GaAs nanowire photodetector was fabricated by modifying the surface defects with Au nanoparticles. Plasmons and Schottky barriers were introduced to enhance light absorption and carrier separation. The modified photodetectors showed reduced dark current and increased photocurrent and responsivity. The improvement in performance was analyzed using the energy band theory model. This work proposes a new method to enhance the performance of GaAs nanowire photodetectors.

MoSe2/WS2 heterojunction photodiode integrated with a silicon nitride waveguide for near infrared light detection with high responsivity

Summary: We successfully demonstrate a chip-scale integrated photodetector for the near-infrared spectral regime, based on a MoSe2/WS2 heterojunction integrated on a silicon nitride waveguide. The device achieves high responsivity and low dark current, making it useful for characterizing the transfer function of a microring resonator on the same chip. The integration of local photodetectors with high performance in the near-infrared regime is expected to be crucial for future integrated devices in various fields.

Ambipolarity Regulation of Deep-UV Photocurrent by Controlling Crystalline Phases in Ga2O3 Nanostructure for Switchable Logic Applications

Summary: This study reports the ambipolar photocurrent behavior induced by deep ultraviolet in a pure Ga2O3 photoelectrochemical system, which is closely related to the crystalline phase (alpha or beta) and the surface states of oxygen vacancies. Spongy porous nanorod arrays of Ga2O3 are designed to increase the contact area with the electrolyte, reduce light reflection, and improve light trapping capacity. The effect of surface states on the ambipolar photocurrent behavior of alpha-Ga2O3 nanorod arrays is demonstrated through various treatment times of oxygen plasma.

Near-Infrared Polarimetric Image Sensors Based on Ordered Sulfur-Passivation GaSb Nanowire Arrays

These properties empower ordered S-GaSb nanowire arrays with technological potentials in next-generation large-scale near-infrared polarimetric imaging sensors.

Ag-catalyzed GaSb nanowires for flexible near-infrared photodetectors

Ambipolar transport in Ni-catalyzed InGaAs nanowire field-effect transistors for near-infrared photodetection

Antimony-Rich GaAsxSb1-x Nanowires Passivated by Organic Sulfides for High-Performance Transistors and Near-Infrared Photodetectors

Summary: By utilizing the in situ passivation effect of thiourea, highly-crystalline, uniform, and thin GaAsxSb1-x nanowires (x<=0.34) were successfully achieved. The GaSb nanowires configured into field-effect transistors exhibited excellent device performance with a hole mobility of over 200 cm(2) V-1 s(-1). The optimized GaAs0.18Sb0.82 device demonstrated an impressive responsivity of 5.4 x 10(4) A W-1 and an external quantum efficiency of 4.4 x 10(6)% under near-infrared light illumination.
