Fabrication of Sn-plated Cu foam for high-efficiency transient-liquid-phase bonding

Summary: A low-cost Cu foam preform coated with Sn was developed for low-temperature die attachment of high-temperature electronic devices to solve issues with traditional TLP bonding. Microstructure and mechanical properties of interconnection layers were studied at 280 degrees C under 2 MPa pressure for various bonding times. After 40 minutes, the preform showed excellent metallurgic bonding and improved shear strength of 28.1 MPa, with failures occurring at the interface between Cu skeleton and IMCs. Bonded joints exhibited good thermal reliability without micro-crack interfaces after high-temperature aging tests.

Microstructure and mechanical properties of electroplated Ni-Sn TLP bonded joints with different bonding and aging times

Summary: A comparative study on Ni-Sn transient liquid phase (TLP) bonded joints with different interlayers was conducted, and the evolution of microstructure, mechanical properties, and high-temperature thermal reliability of the joints was investigated. The results showed that electroplated Ni-Sn TLP bonded joints exhibited higher shear strength and the shear strength increased with bonding time, but decreased with aging time.

Electrochemical migration behavior of low-temperature-sintered Ag nanoparticle paste using water-drop method

Summary: The ECM behavior of low-temperature-sintered Ag nanoparticle paste electrode was investigated in this study. The influence of applied bias voltage and NaCl concentration on ECM behavior was discussed. Results showed that NaCl concentration and CTAC could affect the dendrite growth and ECM inhibition efficiency.

The fracture mechanism of Cu3Sn-microporous copper composite joint by thermal compression bonding process

Summary: The bonding performances of a composite joint made of microporous copper and Sn were investigated in this study, successfully achieving a high shear strength composite joint. The fracture morphology analysis showed a large amount of copper in the composite joint, with a self-locking structure formed and resulting in the refinement of Cu3Sn grains. Additionally, the occurrence of fracture was delayed due to the plastic deformation of microporous copper.
