Mechanism Analysis of Ultralow Leakage and Abnormal Instability in InGaZnO Thin-Film Transistor Toward DRAM

Summary: This article systematically investigates the mechanisms behind extremely low OFF-state current and abnormal negative bias stress in In-Ga-Zn-O (IGZO) thin-film transistors (TFTs). It proposes a model that explains the ultralow leakage in IGZO TFTs dominated by trap-limited conduction (TLC) and different chemical states of the film. The results are consistent with X-ray photoelectron spectroscopy (XPS) data. The article also discusses the abnormal positive threshold voltage shift observed under negative bias stress. By optimizing the IGZO TFTs based on the proposed mechanism analysis, significant improvements in leakage, subthreshold, and mobility are achieved, promising high-density DRAM with long retention time, fast access time, and excellent stability under a low thermal budget.

Abnormal Hump and Two-Step Degradation of Top Gate a-InGaZnO TFTs Under Positive Bias Stress

Summary: This study investigates the electrical characteristics of top gate amorphous InGaZnO (a-IGZO) thin-film transistors (TFTs) under positive bias stress (PBS). Abnormal two-step degradation and hump effects are observed. The hydrogen diffusion during the interlayer dielectric (ILD) deposition process influences the initial electrical performance and leads to degradation under PBS. The differences in diffusion distance in the width and length directions can be attributed to the geometric structure of the top-gate a-IGZO TFTs. The hump effect is caused by hydrogen diffusion in the width direction.

Self-Heating Stress-Induced Severe Humps in Transfer Characteristics of Amorphous InGaZnO Thin-Film Transistors

Summary: Under self-heating stress, amorphous InGaZnO thin-film transistors exhibit a hump in their transfer characteristics due to state transformation of oxygen vacancies. The channel region of the TFT is significantly self-heated by high currents, leading to a transformation of oxygen vacancies and a remarkable increase in carrier concentration. The model is well validated by annealing experiments, showing a significant increase in carrier concentration when the annealing temperature exceeds 300 degrees Celsius.

Origin of light instability in amorphous IGZO thin-film transistors and its suppression

Summary: Exposing amorphous In-Ga-Zn-O (a-IGZO) thin-film transistors (TFTs) to deep ultraviolet light (lambda =175 nm) results in a rigid negative threshold-voltage shift, subthreshold hump, and increase in subthreshold-voltage slope, attributed to photo creation and ionization of oxygen vacancy states (V-O). The hump is caused by the highly conductive backchannel and can be suppressed by reducing the a-IGZO film thickness or applying a back bias after radiation. The instability is mainly due to ionized V-O and can be minimized by understanding and controlling the ionization process.
