Large tunable bandgaps in the InAs/AlAs strain-compensated short-period superlattices grown by molecular beam epitaxy

Summary: Bandgap tunability in strain-compensated superlattices was explored by growing InAs/AlAs short-period superlattices with different period lengths. The bandgaps showed strong dependence on the period length, extending the cutoff wavelength of the material. Multiple transitions observed in Fourier transform infrared spectra agreed well with calculations, confirming confinement in the structure.
