Junction temperature estimation of a SiC MOSFET module for 800V high-voltage application in electric vehicles

Summary: Silicon Carbide (SiC) power devices are considered as promising solutions for future electric vehicles with high-voltage fast charging systems due to their advantages in power density and energy efficiency. However, there are still thermal problems that need to be addressed. This paper proposes a junction temperature estimating method for SiC power modules based on the power losses analysis, finite element analysis, and digital twin and neural network methodology. The accuracy of the proposed method is validated and its real-time computational burden is studied, confirming its practicability.

A Compact Double-Sided Cooling 650V/30A GaN Power Module With Low Parasitic Parameters

Summary: This article proposes a novel integration scheme for high-voltage lateral GaN HEMT dies without bonding wires. A compact 650 V/30 A GaN power module is designed based on this scheme, which demonstrates improved thermal performance and reduced parasitic parameters. The article also discusses the design of gate and power loop layouts, as well as the optimization of common-mode capacitance. A comprehensive reliability evaluation is carried out, and a double-sided cooling 650 V/30 A full-bridge GaN power module is fabricated. A 3.3-kW two-phase interleaved buck converter is developed based on the power module with high power density and peak efficiency.

A Reliable Way to Improve Electrochemical Migration (ECM) Resistance of Nanosilver Paste as a Bonding Material

Summary: Electrochemical migration (ECM) is a serious issue for power devices with high-density packaging. By doping 0.1wt% SiOx nanoparticles, an anti-ECM nano-Ag-SiOx paste was developed to improve the ECM lifetime and thermo-mechanical reliability of sintered nano-Ag. The addition of SiOx not only protects the Ag from oxidation but also reduces porosity and grain boundaries, retarding silver ECM.

Comparison Study of Parasitic Inductance, Capacitance and Thermal Resistance for Various SiC Packaging Structures

Summary: This paper compares the parasitic parameters of six different packaging structures of SiC power modules through finite element simulation. The double-side-cooling structure has the smallest thermal resistance, while the chip-on-chip structure shows extremely small parasitic inductance and capacitance, but with complexity. The full-shielding structure has extremely small parasitic capacitance and medial parasitic inductance, with higher thermal resistance compared to other structures, while the rest three structures show mediocre performance.
