High Endurance and Low Fatigue Effect of Bilayer Stacked Antiferroelectric/Ferroelectric HfxZr1-xO2

Summary: In this study, ultrathin metal-insulator-metal capacitors were fabricated and the performance of different thicknesses of antiferroelectric HZO and ferroelectric HZO was compared. The results showed that the bilayer HZO had a high dielectric constant, high remnant polarization, low coercive field, and excellent endurance, making it a promising candidate for nonvolatile memory devices.

Robust Breakdown Reliability and Improved Endurance in Hf0.5Zr0.5O2 Ferroelectric Using Grain Boundary Interruption

Summary: This study demonstrates the enhanced breakdown reliability and endurance of 10-nm Hf0.3Zr0.5O2 (HZO) by interrupting grain boundaries with an amorphous Al2O3 layer. The ferroelectric/insulator/ferroelectric structure showed significant reductions in leakage current and improvements in breakdown voltage and time-dependent dielectric breakdown lifetime, achieving >10(10) endurance with more than three orders of magnitude improvement compared to other structures. This work provides an effective strategy for enhancing the reliability of HZO-based ferroelectric devices.

Correlation between ferroelectricity and ferroelectric orthorhombic phase of HfxZr1-xO2 thin films using synchrotron x-ray analysis

Summary: The study investigated the change in interplanar spacing (d-spacing) of the ferroelectric orthorhombic (O) phase in low-temperature fabricated HfxZr1-xO2 (HZO) films. It was found that an increase in post-metallization annealing (PMA) temperature led to higher remanent polarization (2P(r)) values and a linear relationship between 2P(r) and the d-spacing of O/T/C phases. The presence of a ferroelectric O phase was crucial for the wake-up effect, which was reduced after PMA at 400 degrees C in both thermal and plasma-enhanced atomic layer deposition (ALD) HZO films. The analysis of the ferroelectric O phase is important for understanding ferroelectricity and endurance in the films.
