Reduced Fermi Level Pinning at Physisorptive Sites of Moire-MoS2/Metal Schottky Barriers

Zhaofu Zhang et al.

Summary: This study found that Moire interfaces can stabilize physisorptive sites at the Schottky barriers, resulting in a weaker interaction and higher pinning factor, as well as a lower n-type Schottky barrier height, contributing to the reduction of contact resistances.

Electronic properties of CaF2 bulk and interfaces

Jiaqi Chen et al.

Summary: This study investigates the electronic band structures of ultra-wide gap CaF2 using both hybrid functional and efficient generalized gradient approximation (GGA) + U scheme. The hybrid functional scheme agrees excellently with experiments, and introducing an on-site Coulomb interaction accurately reproduces the experimental bandgap and improves the previous theoretical results. The study also applies GGA + U method to explore CaF2/Si and metal/CaF2 interfaces, demonstrating its effectiveness in studying fluoride interfaces and contacts.

C-Si interface on SiO2/(111) diamond p-MOSFETs with high mobility and excellent normally-off operation

Xiaohua Zhu et al.

Summary: In this paper, a C-Si interface was constructed on a diamond substrate, and MOSFETs with excellent performance were fabricated. The coherent and strain-free interface between SiO2 film and diamond ensured high mobility and low interface state density in the devices.

Schottky barrier heights of defect-free metal/ZnO, CdO, MgO, and SrO interfaces

Jiaqi Chen et al.

Summary: The study investigates the Schottky barrier heights (SBHs) of defect-free interfaces of ZnO, CdO, MgO, and SrO with various metals using density functional supercell calculations. It is found that the p-type SBHs decrease linearly with increasing metal work function, and the pinning factor S increases with oxide ionicity. Additionally, a significant shift of SBHs from non-polar to polar interfaces is observed, which can be explained by an interfacial dipole.
