Tungsten-Gated GaN/AlGaN p-FET With Imax > 120 mA/mm on GaN-on-Si

Summary: This study demonstrates W-gated p-channel GaN/AlGaN heterojunction field effect transistors grown on GaN-on-Si wafers using MOCVD. The use of W as the gate metal induces higher turn-on voltage and lower gate leakage current compared to the commonly used Mo. Annealing in N-2 ambient at 500 degrees C is introduced to reduce channel resistance. The results show that W-gated p-FETs exhibit high current amplification and low resistance in different transistor sizes.

Both room temperature and 150 degrees C show similar results of trap densities and energy levels from the ac conductance measurements.

Polarization modulation of 2DEG toward plasma-damage-free GaN HEMT isolation

Summary: This study proposes a new paradigm of polarization isolation in GaN electronics, utilizing the intrinsic electronic properties to achieve in situ isolation during device epitaxy. By growing adjacent AlGaN/GaN heterojunctions on patterned AlN nucleation layer, the 2DEG channels are successfully isolated with a large barrier. The polarization-isolated HEMTs exhibit significantly reduced leakage currents and a high breakdown voltage compared to conventional mesa-isolation HEMTs.

Investigation of normally-off GaN-based p-channel and n-channel heterojunction field-effect transistors for monolithic integration

Electrical properties and structural defects of p-type GaN layers grown by halide vapor phase epitaxy

Summary: This study investigated the electrical properties and structural defects of p-type GaN layers with different Mg doping concentrations grown by HVPE. It was found that high Mg doping concentrations lead to a decrease in hole concentration and the formation of pyramidal inversion domains (PIDs). Energy-dispersive X-ray spectroscopy showed that Mg atoms accumulate in PIDs, inhibiting the increase in acceptor concentration.
