Dislocation-related leakage-current paths of 4H silicon carbide

Summary: Improving the quality of 4H-SiC epitaxial layers is important to reduce the leakage current of 4H-SiC based high-power devices. This study investigated the impact of different types of dislocations on the leakage current of 4H-SiC. It was found that both dislocation lines and dislocation-related pits increase the reverse leakage current, with dislocation lines having a more significant effect. Threading dislocations (TDs) had a greater impact on the reverse leakage current compared to basal plane dislocations (BPDs). Reducing the density of TDs, particularly threading mixed dislocations (TMDs) and threading screw dislocations (TSDs), is crucial for improving the quality of 4H-SiC epitaxial layers and reducing reverse leakage current.

Deformation of 4H-SiC: The role of dopants

Summary: The role of dopants on deformation and mechanical properties of 4H silicon carbide (4H-SiC) was investigated using nanoindentation. It was found that different dopants can significantly affect the hardness, elastic modulus, and fracture toughness of 4H-SiC, as well as the formation of dislocations and cracks during nanoindentation. Moreover, polymorph transitions from 4H-SiC to amorphous SiC and 3C-SiC were observed. These findings provide valuable insights for the design of processing methods for differently doped 4H-SiC substrate wafers.

Assessing the effect of hydrogen on the electronic properties of 4H-SiC

Summary: This work explores the effect of hydrogen (H) on the electronic properties of 4H silicon carbide (4H-SiC) and evaluates its passivation on intrinsic defects. It is found that interstitial H at different locations dominates the defect configurations in p-type and n-type 4H-SiC. Compensation of interstitial H in n-type 4H-SiC hinders the increase of electron concentration. H passivation of carbon vacancies improves the carrier lifetime of moderately doped 4H-SiC. Thermal annealing is needed to promote the uniformity of V-Si arrays. This study provides insights for impurity engineering in 4H-SiC.

Compensation of p-type doping in Al-doped 4H-SiC

Summary: One of the major challenges of 4H-silicon carbide (4H-SiC) is the difficulty in preparing low resistivity p-type single crystal. This study investigates the compensation of native defects and self-compensation in Al-doped 4H-SiC and finds that V-C(2+) acts as one of the dominant compensating centers. The passivation of V-C(2+) and quenching can effectively enhance the hole concentration of Al-doped 4H-SiC.

Doping-dependent nucleation of basal plane dislocations in 4H-SiC

Summary: This study investigates the nucleation mechanism of basal plane dislocations (BPDs) and the influence of doping on BPDs in 4H-SiC using nanoindentation. Room-temperature coherent manipulation of single-spin qubits in silicon carbide with a high readout contrast

Modified divacancies in 4H-SiC

Summary: It has been discovered that divacancies near or at lattice defects in SiC, specifically the PL5-PL7 photoluminescence centers, have more favorable optical and spin properties for applications in quantum technology compared to the usual divacancies. Using electron paramagnetic resonance, researchers observed PL5, PL6, and four other divacancy-like centers, labeled PLa-PLd, in electron-irradiated high-purity semi-insulating (HPSI) 4H-SiC. The observed centers, including PL6, were found to have C-1h symmetry. Among these centers, PLa, PLc, and PLd are basal divacancies, while PL5 and PL6 slightly deviate from axial symmetry, and PLb is different from others in terms of its D-tensor alignment.

Theory of shallow and deep boron defects in 4H-SiC

Summary: Despite the numerous boron-related experiments, there is still no model that can explain them. One puzzle is the observation of two shallow boron defects with distinct axial orientations, which are not found in materials doped with other group-III elements. Additionally, conflicting conclusions have been drawn from photoluminescence and EPR studies of a deeper boron center, which are associated with different models based on substitutional or vacancy-related boron defects. By using first-principles calculations, we address these and other issues.

Impact of switching frequencies on the TID response of SiC power MOSFETs

Reduction of threading screw dislocations in 4H-SiC crystals by a hybrid method with solution growth and physical vapor transport growth

Summary: Defect propagation in bulk 4H-polytype silicon carbide during hybrid growth involving solution growth and PVT growth was studied. Conversion of TSDs into defects on basal planes was achieved with an 80 μm-thick TSD conversion layer during solution growth. Most converted defects reverted to TSDs when the conversion layer was planarized before PVT growth, while continuous propagation on basal planes during PVT growth led to elimination of converted defects through the formation of macrosteps.

Atomic and electronic structures of p-type dopants in 4H-SiC

Theoretical and experimental study of the nitrogen-vacancy center in 4H-SiC

Temperature dependence of divacancy spin coherence in implanted silicon carbide

Summary: This study systematically investigates the temperature dependence of spin properties of divacancy defects in implanted 4H-SiC, providing possible theoretical explanations for the observed temperature-dependent dynamics. Samples implanted with different nitrogen molecule ion fluences show similar temperature-dependent behaviors, with the sample implanted with a lower ion fluence having longer coherence and depolarization times. This work promotes the understanding of spin properties in solid-state systems and their temperature dependence, which can be helpful for constructing wide temperature-range thermometers based on mature semiconductor materials.

Reducing the reverse leakage current of AlGaN/GaN heterostructures via low-fluence neutron irradiation

Summary: Low-fluence neutron irradiation is a promising way to reduce the reverse leakage current in AlGaN/GaN heterostructures while maintaining other electronic properties almost unchanged. The mechanism involves the mobility of neutron scattered group-III interstitials, passivation of V-III-DLs, and escape of interstitials after saturation of passivation. This post-processing treatment offers a new approach for improving the electronic properties of AlGaN/GaN heterostructures grown by MOCVD on sapphire substrates.
