Room temperature fabrication and post-annealing treatment of amorphous Ga2O3 photodetectors for deep-ultraviolet light detection

Fast-Response Amorphous Ga2O3 Solar-Blind Ultraviolet Photodetectors Tuned by a Polar AlN Template

Summary: In this study, a fast-response metal semiconductor metal (MSM) photodetector is fabricated by integrating a polar aluminum nitride (AlN) template with amorphous gallium oxide (Ga2O3). The performance of the photodetector is strongly dependent on the polarization direction of the AlN template. The optimized performance is achieved with a downward polarization from an Al-polar AlN layer, including a lower dark current, higher photo-to-dark current ratio, faster response speed, and recovery time.

Ultra-sensitive flexible Ga2O3 solar-blind photodetector array realized via ultra-thin absorbing medium

Summary: A Ga2O3 solar-blind photodetector with ultra-thin absorbing medium and multiple-beam interference structure has been developed for high-performance detection of ultra-weak signals, showing little decay in performance even at low light intensities. The flexible photodetector array can perform functions such as imaging, spatial distribution of light source intensity, and real-time light trajectory detection. These results provide a promising route for high-performance solar-blind photodetectors for ultra-weak light detection.

High-Temperature Deep Ultraviolet Photodetector Based on a Crystalline Ga2O3-Diamond Heterostructure

Summary: We report the fabrication of a crystalline epsilon-Ga2O3 epilayer on a diamond substrate for high-temperature deep ultraviolet photodetectors. A metal-semiconductor-metal photodetector is fabricated based on the crystalline epsilon-Ga2O3/diamond heterostructure, which exhibits high performance in terms of photo-to-dark current ratio, UV/visible rejection ratio, and rise (decay) time. The device shows minimal degradation in terms of responsivity and rise (decay) time at high temperatures. This study presents an effective heterostructure design for high-temperature deep ultraviolet photodetectors.

Ultrahigh Deep-Ultraviolet Responsivity of a β-Ga2O3/MgO Heterostructure-Based Phototransistor

Summary: β-Ga2O3 based deep-ultraviolet (DUV) photodetectors have great application potential due to their superior optoelectronic performance, and a recent study has demonstrated a beta-Ga2O3 phototransistor with ultrahigh responsivity and detectivity achieved through an engineered photogating effect. The use of a beta-Ga2O3/MgO heterostructure with an Al2O3 encapsulation layer successfully reduces photogenerated electron/hole recombination and suppresses photoconducting effects, significantly improving the performance of DUV photodetectors. This innovative device configuration and fabrication method may pave the way for the development of highly sensitive DUV photodetectors utilizing oxide-based wide-band-gap materials.

One-step epitaxy of high-mobility La-doped BaSnO3 films by high-pressure magnetron sputtering

Enhancement of Responsivity in Solar-Blind UV Detector With Back-Gate MOS Structure Fabricated on β-Ga2O3 Films
