Electronic states underlying peculiar Bloch oscillations in a biased semiconductor superlattice with interminiband mixing

Summary: In this study, we simulate the energy eigenstates of electrons and holes in a biased semiconductor superlattice with interminiband mixing, which are responsible for the recently observed terahertz Bloch oscillations with a peculiar pi/2 phase shift. We find that while the electron wavefunctions are extended downstream, some of them exhibit moderately first-miniband-like characteristics upstream, resembling Wannier-Stark localization. Under relatively low bias fields, these specific electron wavefunctions have large overlap integrals with a typical heavy-hole wavefunction, and they are crucial for the optical excitation of Bloch oscillations, as experimentally supported by the peak patterns of the dc photocurrent spectra.

Dephasing of terahertz Bloch oscillations in a GaAs-based narrow-minigap superlattice excited by tunable pump photon energy

Summary: We investigated peculiar Bloch oscillations in a GaAs-based narrow-minigap superlattice with interminiband mixing and found that the dephasing time decreases with increasing pump photon energy, dropping substantially at a certain energy point. This behavior, attributed to LO phonon emission from electrons excited with excess energy and accelerated in the conduction first miniband, supports the validity of a recently used miniband transport model.

Interaction between two Bloch oscillating electron groups in a biased semiconductor superlattice created by a pair of temporally shifted optical pulses

Summary: The study reveals that in a GaAs-based superlattice, the first electron group interacts with the second electron group mainly through field screening and phonons due to temporal differences, resulting in a gradual reduction in resonance frequency and dephasing time of the emitted terahertz waveform by the second group. However, the initial oscillation phase of the second group remains unaffected by the first group.
