Broadly manipulating the interfacial thermal energy transport across the Si/4H-SiC interfaces via nanopatterns

Yixin Xu et al.

Summary: Manipulating thermal transport across interfaces using nanostructures is crucial for thermal management in electronics and energy conversion. Recent experiments have shown that controllable nanopatterns can modulate the interfacial thermal conductance. Non-equilibrium molecular dynamics simulations revealed that the thermal conductance of Si/4H-SiC interfaces can be manipulated by confining nanopatterns with a thickness smaller than 30 nm. This modulation arises from competing mechanisms of phonon-boundary scattering and interfacial phonon transport channels. The study provides insights into the design and optimization of advanced thermal interface materials.

Record-Low Thermal Boundary Resistance between Diamond and GaN-on-SiC for Enabling Radiofrequency Device Cooling

Mohamadali Malakoutian et al.

Summary: The implementation of SG-and-beyond networks requires faster, high-performance, and power-efficient semiconductor devices, with gallium nitride (GaN) power amplifiers playing a crucial role in providing high frequency and power output. Cooling GaN devices with diamond has gained significant momentum in overcoming heat removal challenges, achieving record-low thermal boundary resistance at the diamond/GaN interface. Integration of diamond within close proximity to the GaN channel layer without degrading electrical behavior, along with the growth of isotropic polycrystalline diamond, has led to an efficient heat spread in both vertical and lateral directions. The impressive combination of thermal conductivity and low thermal boundary resistance marks a leading-edge achievement in this field.

Interfacial engineering for the enhancement of interfacial thermal conductance in GaN/AlN heterostructure

Summary: Effective heat dissipation is crucial for the development and commercialization of GaN-based high-power electronic and photonic devices, but it faces challenges due to the bottleneck problem of GaN/AlN heterointerface. This study explores the improvement of interfacial thermal conductance by tailoring interfacial crystal structure and phase morphology, with findings that the presence of rock salt phase AlN significantly affects thermal transport. Molecular dynamics simulations show that heat dissipation at the GaN/AlN interface is dominated by phonons diffusely scattered by the amorphous region, and ITC can be enhanced by recrystallizing amorphous AlN to rock salt phase.
