Experimental and theoretical investigation of the effect of Sn on κ-Ga2O3 growth

Summary: In this study, the effect of Sn doping on the formation of kappa-Ga2O3 was investigated. Sn doping resulted in thicker kappa-phase and thinner beta-phase, delaying the strain relaxation. The compressive strain induced by Sn and the thinner intermediate layers contributed to the phase stabilization. Understanding the effect of Sn could improve the structural quality of kappa-Ga2O3 material.

Correlation Between Electrical Performance and Gate Width of GaN-Based HEMTs

Summary: In this study, we explored the relationship between electrical characteristics and gate width (W-G) in GaN-based HEMTs. Our findings show that scaling down the W-G improves on-state drain current density and reduces on-resistance, while wider W-G leads to reduced off-state leakage current and enhanced breakdown voltage. Furthermore, our temperature-dependent characterization reveals that the W-G modulation is effective even at high temperatures. These results provide a straightforward approach for channel modulation and device optimization in future GaN-based power devices.

Integration of high permittivity BaTiO3 with AlGaN/GaN for near-theoretical breakdown field kV-class transistors

Summary: In this study, AlGaN/GaN HEMTs integrated with high permittivity BaTiO3 dielectric were discussed to enhance the breakdown characteristics. The use of high permittivity BaTiO3 dielectric layers prevented premature gate breakdown and enabled higher breakdown fields, leading to devices with high power figure of merit. This work demonstrates that electrostatic engineering with high-permittivity dielectrics can push AlGaN/GaN HEMTs closer to material breakdown field limits.
