Carrier concentration-dependent interface engineering for high-performance zinc oxide piezoelectric device

Summary: This study reveals the enhancement mechanism of interface engineering on the piezoelectric performance of ZnO nanorods-based devices, which is achieved by adjusting the carrier concentration to suppress the screening effect and modulate the device capacitance, thereby significantly improving the piezoelectric output of the devices. These findings are of great importance for further understanding the enhancement mechanism of interface engineering on the electrical output of piezoelectric semiconductor devices, and provide effective support for the design of p-n junction piezoelectric devices.

Wearable Piezoelectric Nanogenerators Based on Core-Shell Ga-PZT@Ga-Ox Nanorod-Enabled P(VDF-TrFE) Composites

Investigations on the performance of piezoelectric-flexoelectric energy harvesters

The study showed that at nanoscale, the combined piezoelectric and flexoelectric configuration and the flexoelectric only configuration perform similarly, but at transition scales, from nano to micro, the combined system outperforms either configuration. A non-smooth surface was found to increase the harvested power levels of the system in all cases, indicating that a piezoelectric-flexoelectric system can generate more power than previously thought near the microscale.

GaN/Al2O3 core-shell nanowire based flexible and stable piezoelectric energy harvester

Summary: Flexible and stable piezoelectric energy harvesters were successfully fabricated using polydimethylsiloxane-embedded m-axis GaN/Al2O3 core-shell nanowires transferred to indium-deposited flexible substrates. Evidence of Piezoelectric Potential and Screening Effect in Single Highly Doped ZnO:Ga and ZnO:Al Nanowires by Advanced Scanning Probe Microscopy

Summary: In this study, the electrical properties of zinc oxide nanowires with different doping concentrations were investigated using scanning spreading resistance microscopy (SSRM) and piezoresponse force microscopy (PFM). It was found that the concentration of free charge carriers in each nanowire sample varied depending on the ratio of the doping precursor, with the possibility of more accurate regulation of precursor concentration for doping. The PFM analysis in dual-frequency resonance tracking (DFRT) mode revealed stable piezoelectric activity in highly doped nanowires, attributed to the increased surface trap density causing Fermi level pinning, but also showed degradation of piezoelectric properties with an increase in free charge carrier concentration.

MOCVD Growth of GeTe/Sb2Te3 Core-Shell Nanowires
