Realizing overgrowth in the homo-PVT process for 2 inch AlN single crystals

Summary: In this study, 2 inch AlN single crystals were grown and promoted using the homogeneous physical vapor transport (PVT) method on AlN seeds. It was found that the large-size AlN crystal homo-PVT process is characterized by the growth of prismatic grains in a macroscopic 3-dimensional mode. Overgrowth plays a key role in the merging of grains under a lateral overgrown c-plane surface. By studying the control law of growth conditions through a combination of experiments and computational fluid dynamics (CFD) simulations, it was clarified that the effect of overgrowth depends on growth rate and its matching relation with temperature and pressure. The results showed that overgrowth can significantly improve the coherence of c-plane orientations and crystal quality, providing a foundation for quality promotion through iterative homo-PVT growth on large-size AlN seeds.

Toward Φ56 mm Al-Polar AlN Single Crystals Grown by the Homoepitaxial PVT Method

Summary: In this study, crack-free and parasitic-free large Al-polar aluminum nitride single crystals were iteratively grown using the homoepitaxial physical vapor transport method. The experiments showed that stable growth of large Al-polar crystals with good structural quality and UV transparency was possible using a pure tungsten setup.

Comparison of the Thermal Stress Behavior of AlN Single Crystal Growth on AlN and SiC Seeds via the Physical Vapor Transport Method through Three-Dimensional Numerical Modeling and Simulation

Summary: The study on the distribution of stress during growth of AlN crystals using different seeds found that in heteroepitaxial growth, there is a high von Mises stress layer and higher shear stress, requiring a certain crystal thickness to avoid cracking; whereas in homoepitaxial growth, von Mises stress evolves smoothly with slightly lower shear stress. Overall, whether using AlN or SiC seeds, the total shear stress steadily increases in the entire growth process of bulk AlN crystals, with a small difference between homoepitaxial and heteroepitaxial growth.

Influences of Powder Source Porosity on Mass Transport during AlN Crystal Growth Using Physical Vapor Transport Method

It was found that the porosity of the powder source significantly affects the growth process, with lower porosity leading to more uniform growth rate but decreased sublimation and crystal growth rates.
