Random alloy thick AlGaAsSb avalanche photodiodes on InP substrates

S. Lee et al.

Summary: In this study, low noise random alloy (RA) AlGaAsSb avalanche photodiodes (APDs) with nearly lattice-matched InP substrates were demonstrated. The RA AlGaAsSb material, grown at a low temperature, exhibited high quality and low impurity density. The APDs showed low dark current density and excess noise, making them suitable for commercial applications such as optical communication and LiDAR systems.

Quantitative Hydrogen Chloride Detection in Combustion Environments Using Tunable Diode Laser Absorption Spectroscopy with Comprehensive Investigation of Hot Water Interference

Wubin Weng et al.

Summary: Monitoring hydrogen chloride (HCl) during combustion or gasification of biomass fuels and waste is crucial, and infrared tunable diode laser absorption spectroscopy (IR-TDLAS) is a feasible method. However, accurate measurement is challenged by spectral interference from water vapor, which was addressed in this study through obtaining temperature-dependent water spectra. This allowed for precise HCl measurements and temperature derivation in a high-temperature environment.

Weibull-Frechet random path length model for avalanche gain and noise in photodiodes

Duu Sheng Ong et al.

Summary: A four-parameter Weibull-Frechet (WF) distribution function has been introduced in the random path length (RPL) model for nonlocal modelling of soft-threshold ionisation in semiconductors. The WF function has been demonstrated to be capable of reproducing the realistic probability distribution function (PDF) of electron and hole ionisation path lengths extracted from full band Monte Carlo (FBMC) transport simulations of bulk GaAs.

Temperature Dependence of the Impact Ionization Coefficients in AlAsSb Lattice Matched to InP

Xiao Jin et al.

Summary: The temperature dependence of the ionization coefficients of AlAsSb has been investigated through avalanche multiplication measurements. The results show that the reduction in electron and hole ionization coefficients with increasing temperature is not as significant as in InAlAs or InP, resulting in a smaller variation in breakdown voltage.

A GaAsSb/AlGaAsSb Avalanche Photodiode With a Very Small Temperature Coefficient of Breakdown Voltage

Ye Cao et al.

Summary: Avalanche photodiodes (APDs) made with AlGaAsSb exhibit excellent noise characteristics. The SAM-APD incorporating GaAsSb absorption region and AlGaAsSb avalanche region shows a cutoff wavelength of 1.70 μm and a responsivity of 0.39 A/W at 1.55 μm wavelength. The temperature dependence of the breakdown voltage is significantly smaller compared to InP and InAlAs SAM-APDs.

Temperature Dependence of Avalanche Breakdown of AlGaAsSb and AlInAsSb Avalanche Photodiodes

Bingtian Guo et al.

Summary: This study explores the potential of digital and random alloys in avalanche photodiodes, showing their low temperature dependence in breakdown characteristics. Calculations indicate that this temperature dependence is influenced by mass variations and scattering effects. The study also reveals the impact of temperature on bandgap energy and its effect on impact ionization.

S. Lee et al.

Summary: The study demonstrated Al0.85Ga0.15As0.56Sb0.44 avalanche photodiodes (APDs) with a thick 1000nm multiplication layer, showing low dark current densities and excess noise compared to previously reported APDs. The thick AlGaAsSb-based APDs have the potential to be high-performance multipliers, especially when used with available short-wavelength infrared (SWIR) absorption layers.
