Mixed Phase Confirmation of InAsxP1-x Nanowire Array Using Modified Reciprocal Space Mapping

In-Young Jeong et al.

Summary: Despite the flexibility of ternary semiconducting nanowires in bandgap tuning, phase mixing during growth is inevitable. Utilizing a modified reciprocal space mapping method, we were able to successfully separate diffraction overlapping and analyze the lattice constants, composition, and strain effects in one-dimensionally grown nanowire arrays. Adjusting the composition and diameter can tune the phase fraction of different phases in the nanowire arrays.

Vertical growth characterization of InAs nanowires grown by selective area growth on patterned InP(111)B substrate by a MOCVD method

Chang-Hun Song et al.

Summary: InAs nanowires were selectively grown on InP(111)B substrates using MOCVD. The study focused on the critical height of the vertical growth of InAs NWs under different growth conditions, finding that increased growth temperature led to an increase in critical height, while increased AsH3 molar flow rate decreased the critical height.
