Effects of Postdeposition Annealing Ambience on NO2 Gas Sensing Performance in Si-Based FET-Type Gas Sensor

Wonjun Shin et al.

Summary: In this study, we investigated the effects of postdeposition annealing ambience on the nitrogen dioxide (NO2) gas sensing performance of a Si-based field-effect transistor (FET)-type gas sensor with indium-gallium-zinc oxide (IGZO) sensing material. We found that postannealing in a vacuum ambience resulted in a higher concentration of oxygen vacancy in the IGZO thin films, leading to a larger response to NO2 and excellent signal-to-noise ratio (SNR) and limit-of-detection performances.

The transition from generation-recombination noise in bulk semiconductors to discrete switching in small-area semiconductors

Ferdinand Grueneis

Summary: Scaling down MOSFETs leads to discrete switching known as RTS, caused by charge capture and emission by single active traps, with noise spectrum calculated based on probabilistic arguments. This paper derives Machlup's noise spectrum differently, attributing g-r noise to random succession of elementary g-r pulses and interprets g-r bulk noise in terms of trap numbers. The transition from g-r bulk noise to discrete switching is found by reducing the number of traps to one single active trap, showing equivalent noise spectrum to Machlup's.
