GaN-Based Micro-Light-Emitting Diode Driven by a Monolithic Integrated Ultraviolet Phototransistor

Summary: In this letter, a monolithically photonic integrated device based on the configuration of an InGaN/GaN micro-light-emitting diode (mu LED) in series with an AlGaN/GaN high-electron-mobility transistor (HEMT) is reported. The device can function as both a transmitter and a receiver, demonstrating a large modulation bandwidth and responsivity. Additionally, the device is able to convert received ultraviolet light signals into visible light signals and emit them.

275 nm Deep Ultraviolet AlGaN-Based Micro-LED Arrays for Ultraviolet Communication

Summary: In this work, we fabricated and characterized 4 x 4 parallel flip-chip AlGaN-based micro-LED arrays with varied mesa diameters. The electrical and optical characteristics of the micro-LED arrays show strong size dependence for ultraviolet communication (UVC). Our research proves that tailoring the mesa size of parallel flip-chip AlGaN-based micro-LED arrays can further enhance its performance in UVC.

Waveguide coupled III-V photodiodes monolithically integrated on Si

Summary: This study successfully achieved the seamless integration of III-V nanostructures on silicon and demonstrated the performance of scaled and waveguide coupled III-V photodiodes. Furthermore, it was found that the temperature increase during device operation as an emitter was only approximately 15 K according to experimental and simulation results.

Semipolar (11(2)over-bar2) AlGaN-Based Solar-Blind Ultraviolet Photodetectors with Fast Response

Summary: In this study, high-quality semipolar AlGaN epitaxial films were successfully obtained on m-plane sapphire substrates by metal-organic chemical vapor deposition. The fabricated semipolar AlGaN metal-semiconductor-metal solar-blind ultraviolet photodetector exhibited high responsivity and fast response, with significantly reduced dark current through a simple wet chemical etching method. This work shows potential for the development of high-performance solar-blind ultraviolet photodetectors.

MXene-GaN van der Waals Heterostructures for High-Speed Self-Driven Photodetectors and Light-Emitting Diodes

Summary: 2D transition-metal carbides and nitrides, with their excellent electrical conductivity and adjustable work function, show great promise in optoelectronic applications, particularly in MXene-semiconductor devices. In this work, Ti3C2TX/(n/p)-GaN van der Waals heterostructures were successfully fabricated and studied, leading to the development of high-speed photodetectors and stable orange light emitting diodes (LEDs). The Ti3C2TX showed a work function approximate to 4.2 eV and exhibited superior performance in terms of responsivity, on/off ratio, and stability compared to traditional materials.

Multilayered PdTe2/GaN Heterostructures for Visible-Blind Deep-Ultraviolet Photodetection
