Impact of Mechanical Stress and Nitrogen Doping on the Defect Distribution in the Initial Stage of the 4H-SiC PVT Growth Process

Summary: The study investigated the impact of nitrogen incorporation on the initial phase of growth of 4H-SiC crystals, detecting doping concentration and stress using KOH etching and Raman spectroscopy. It was found that the altered thermal expansion coefficient caused by nitrogen doping plays a major role in the types and density of defects present in the grown crystal. Additionally, while the mounting method led to increased stress in the initial seeding phase, the overall stress induced by inhomogeneous nitrogen doping is orders of magnitude higher.

Extended defects in 3C-SiC: Stacking faults, threading partial dislocations, and inverted domain boundaries

Summary: This work investigated the structure of two major extended defects affecting the properties of cubic silicon carbide by STEM measurements and molecular dynamic simulations. It was found that stacking faults and inverted domain boundaries in 3C-SiC are strictly correlated, with threading partial dislocations having unconventional line directions. Molecular dynamics simulations revealed stable dislocation structures along [110] and [112] directions, while [123] and [134] directions resulted in zig-zag dislocation lines.

Summary: By experimenting with photonic microresonators on a 4H-silicon-carbide-on-insulator platform, a wide range of frequency conversion phenomena, including second-, third-, and fourth-harmonic generation, as well as cascaded Raman lasing, were observed under high-Q factors. Additionally, by engineering the dispersion properties of the SiC microresonator, broadband Kerr frequency combs covering from 1300 to 1700nm were achieved. This demonstration represents a significant milestone in the development of SiC photonic integrated devices.
