Nature and Shape of Stacking Faults in 3C-SiC by Molecular Dynamics Simulations

Summary: Classical molecular dynamics simulations reveal that the evolution of single PD loops releasing tensile strain during the initial carbonization stage leads to the formation of experimentally observed V- or Delta-shaped SFs, while nucleation in the adjacent planes of PD loops occurs at a later stage of 3C-SiC deposition under slightly compressive-strain conditions. This process efficiently decreases the elastic energy of the 3C-SiC crystal by forming triple SFs with common boundaries made up by PD loops yielding a zero total Burgers vector.

Structural anisotropy effect on the nanoscratching of monocrystalline 6H-silicon carbide

Summary: This paper comprehensively studied the structural anisotropy effect on the nanoscratching of 6H-SiC using large-scale molecular dynamics simulations. Different combinations of scratching conditions resulted in significant variations in scratching-induced deformation morphology, activated dislocations, and scratching forces due to the strong anisotropy effect of the material. The basal plane (0001) along < 1100 > direction was identified as the best combination for conducting nanoscratching on 6H-SiC.
