Analyzing Gamma-Ray Irradiation Effects on Carbon Nanotube Top-Gated Field-Effect Transistors

Summary: Carbon nanotube field-effect transistors and integrated circuits have been identified as promising candidates for radiation-hardened electronics. Research has shown that the substrate is more vulnerable to radiation damage than the gate dielectric and CNT film in FETs. Furthermore, the CNT film not only serves as a radiation-hardened semiconducting channel, but also shields the substrate from radiation damage at the channel/substrate interface.

Total Ionizing Dose Responses of 22-nm FDSOI and 14-nm Bulk FinFET Charge-Trap Transistors

Summary: This study investigates the total-ionizing-dose effects on 22-nm FDSOI and 14-nm FinFET charge-trap memory transistors. It is found that hole trapping in the buried oxide dominates the TID response of 22-nm FDSOI devices, while 14-nm FinFET devices are minimally affected by TID. Programming or reprogramming devices after irradiation leads to significant increases in subthreshold slope due to the generation of interface traps, border traps, and/or charge lateral nonuniformities.
