Stabilization of Nb/Si nano-multilayers by B4C diffusion barriers

Manyu Wu et al.

Summary: The study showed that Nb/B4C/Si/B4C multilayers maintain good interface structures and minimal additional crystallization after annealing, while the interface structures of Nb/Si multilayers rapidly degrade and new compounds form at high temperatures. The introduction of B4C barrier layers significantly improves the thermal stability of Nb/Si multilayers.

X-ray photoelectron studies of near surface oxidation and plasmon excitation in spatially confined bi- and tri- layers periodic multilayer mirrors

N. Kumar et al.

Summary: The alternate bi- and tri-layers nanoscale periodic multilayers of Mo/Si, Mo/Be and Mo/Be/Si are effective for high reflectivity mirrors at around 13.5 nm wavelength. X-ray photoelectron spectroscopy revealed binding energy shifts of BeO in Mo/Be structures and chemical shifts of BeO and SiO2 in Mo/Be/Si multilayer structures, indicating near surface oxidation. Plasmons in confined layers were excited by inelastic scattering of Mo4p photoelectrons, with plasmon excitation at higher energy compared to bulk material due to quantum confinement of condensed Si and Be nanolayers, while plasmon confinement in Si nanolayer was related to density of valence electron and band gap energy width.

Probing surfaces and interfaces in complex oxide films via in situ X-ray photoelectron spectroscopy

Suresh Thapa et al.

Summary: Emergent behavior at oxide interfaces has driven research in complex oxide films for the past 20 years. Advances in synthesis and X-ray photoelectron spectroscopy (XPS) studies have enabled the growth of interfaces with unique properties not found in bulk materials. The in situ integration of synthesis and spectroscopy has improved the growth process and accelerated scientific discovery, with techniques including determination of interfacial intermixing, valence band alignment, and interfacial charge transfer.

Multilayer Reflective Coatings for BEUV Lithography: A Review

Paul C. Uzoma et al.

Summary: The development of microelectronics has always been driven by reducing transistor size and increasing integration, which requires the photolithography technique for manufacturing transistors to evolve as well. The use of lithography based on beyond extreme ultraviolet radiation (BEUV) with solutions such as periodic multilayer film X-ray mirrors (PMMs) has become crucial for decreasing the working wavelength.
