2.8 kV Avalanche in Vertical GaN PN Diode Utilizing Field Plate on Hydrogen Passivated P-Layer

Summary: A novel edge termination method has been reported for a 2.8 kV avalanche-capable vertical gallium nitride pn diode. By depositing a field plate on top of a hydrogen-plasma passivated p-type GaN layer, better electric field management was achieved to mitigate peak electric fields in the diode. Avalanche behavior was confirmed by the positive temperature coefficient of the breakdown voltage.

GaN-on-GaN p-i-n diodes with avalanche capability enabled by eliminating surface leakage with hydrogen plasma treatment

Summary: This study proposes the use of hydrogen plasma treatment to solve the premature breakdown issue in GaN power devices and demonstrates their avalanche capability. The results show that under appropriate process conditions, vertical GaN power devices can achieve avalanche capability. AlGaN/GaN metal-insulator-semiconductor high electron mobility transistors (MISHEMTs) using plasma deposited BN as gate dielectric

Summary: In this study, AlGaN/GaN MISHEMTs were fabricated on Si substrates with a BN gate dielectric layer, showing excellent performance characteristics and low interface state density. The characterization of the BN/GaN interface was conducted using XPS and UV photoelectron spectroscopy, revealing a bandgap of approximately 5eV consistent with sp(2) bonding. Investigation into gate leakage current mechanisms showed Poole-Frenkel emission and Fowler-Nordheim tunneling as dominant mechanisms at low and high electric fields, respectively, through the BN gate dielectric.

First-principles study of electronic transport in germanane and hexagonal boron nitride
