Pressureless and low-temperature sinter-joining on bare Si, SiC and GaN by a Ag flake paste

Summary: The Ag flake formed paste demonstrates high shear strength sinter-joining on bare Si, SiC, and GaN surfaces, due to its excellent sinter-joining ability and tight adhesion. The mechanical milling-acquired flakes can be rapidly sintered into a porous structure under low-temperature conditions, with drastic morphology reconstruction during sintering introducing robust interfacial connection structures. This promising sinter-joining material is suitable for high temperature applications involving the connection of bare surfaces.

Summary: This study investigated the fracture behavior of thermally aged Ag-Cu composite sinter joints through nano-X-ray computed tomography (nano-CT) combined with microscale tensile testing. The results indicated that the microscale joint fractured through the interface between the oxidized Cu flake and Ag. Thus, microscale tensile testing coupled with nano-CT is an effective approach to describe the intrinsic fracture behavior of joints.

Low Temperature Sintered Silver Nanoflake Paste for Power Device Packaging and Its Anisotropic Sintering Mechanism

Summary: The silver paste containing monodisperse triangular silver nanoflakes showed remarkable properties such as high shear strength and low porosity in the sintered silver joints. These properties were attributed to the anisotropic sintering process and bridging effect of the silver nanoflakes. This mechanism should inspire further research on sintering mechanisms of other materials to improve their performance.
