Post-Moore Memory Technology: Sneak Path Current (SPC) Phenomena on RRAM Crossbar Array and Solutions

Summary: The sneak path current issue in crossbar memory array, which deteriorates read accuracy in the crossbar architecture, is observed and investigated through electrical experimental measurements in this study. By utilizing a bilayer stacked structure, the read margin of the selected cell is improved and the sneak path current is reduced by around 20%. The voltage-read stress-induced read margin degradation is also explored, showing less voltage stress degradation in the bilayer structure. This oxide-based bilayer stacked RRAM offers immunity towards sneak path currents in high-density memory integrations for future high-density storage and in-memory computing applications.
