Thermoelectric Effects on Amorphization Process of Blade-Type Phase Change Random Access Memory

Xiaojuan Lian et al.

Summary: The commercial prospect of PCRAM as a universal memory option faces challenges due to large programming current, but the blade-type PCRAM configuration has shown promise in addressing this issue. This study systematically investigates the influence of TE effects on the amorphization process of the blade-type PCRAM cell and proposes a novel skutterudite-based heater to enhance TE effects. Practical demonstrations have shown a reduction in programming current and peak power, highlighting the potential for improved efficiency in PCRAM technology.
