Hydrogen incorporation into amorphous indium gallium zinc oxide thin-film transistors

George W. Mattson et al.

Summary: An experimental study reveals that the incorporation of hydrogen into the channel layer of top-gate amorphous indium gallium zinc oxide (a-IGZO) thin-film transistors (TFTs) results in the creation of a broad distribution of electronic states in the bandgap and an increase in valence band tail state density. The study also shows that hydrogen incorporation leads to a negative shift in the turn-on voltage. These findings suggest that hydrogen acts as a large ionization energy donor in a-IGZO.
