Area-Selective Atomic Layer Deposition on Chemically Similar Materials: Achieving Selectivity on Oxide/Oxide Patterns

This study introduces a new process using self-assembled monolayers (SAMs) as inhibitors for achieving selective ALD on patterns with chemically similar materials. By utilizing differential reactivity of SAMs on various dielectric surfaces, the research demonstrates high selectivity for ZnO and Al2O3 ALD, opening up new possibilities for applications in next generation electronic devices.

Characterizing Self-Assembled Monolayer Breakdown in Area-Selective Atomic Layer Deposition

Summary: The study investigates the evolution of SAM crystallinity and structure before and after ALD, as well as the nucleation behavior of ALD on SAM-protected surfaces, using octadecyltrichlorosilane (ODTS) SAM as a model. The experiment shows that the crystallinity and structure of SAM remain intact until a significant amount of material deposition takes place, and different morphology of undesired ALD materials growth is observed on SAM-protected surfaces. This study provides an in-depth view of the influence of ALD processes on the SAM structure.

Fully Self-Aligned Via Integration for Interconnect Scaling Beyond 3nm Node

Summary: This paper reports two fully self-aligned via integration schemes using the metal recess approach and the area-selective DoD method. The key to self-alignment of the vias is a topography with enlarged diagonal distance. The DoD method shows significant improvement in via-to-line time dependent dielectric breakdown (TDDB) through the deposition of an upward dielectric terrace by selective-SAM-blocking method.
