Growth conditions and mechanisms for IrOx nano-platelet formation by reactive sputtering

Adam A. Wilson et al.

Summary: This study explores the formation mechanism and growth conditions of iridium oxide nanoplatelets during DC reactive sputtering deposition, demonstrating changes in morphology and crystal orientation using XRD, atomic force microscopy, SEM and XPS. The XRD spectra reveal a significant transition in IrOx with increasing oxygen flow rate, leading to the emergence of rutile peaks and a preferred (101) orientation in the nanostructures. Stress analysis shows that film stress becomes less compressive with increasing oxygen flow, allowing for highly tailorable nanostructured materials by adjusting oxygen flow rate and sputtering time.
