High-mobility n--GaN drift layer grown on Si substrates

Summary: The study examined the interaction between carbon impurities and threading dislocations in GaN grown on Si substrates, finding a linear relationship between carbon incorporation and dislocation density. Carbon-decorated dislocations were found to act as acceptor-like traps, leading to important scattering centers that cannot be ignored. By reducing the density of carbon-decorated dislocations, a record room-temperature electron mobility with high-quality n(-)-GaN on Si was achieved.

Monotonic variation in carbon-related defects with Fermi level in different conductive types of GaN

Summary: This study found that the intensity of the luminescence peak related to carbon impurities in GaN samples changed with the doping concentration of Mg, while the carbon impurity concentration itself did not change correspondingly. Additionally, the changes in carbon-related defects were observed to be monotonic and related to the conductivity of GaN.

Carbon complexes in highly C-doped GaN

Summary: In this study, the properties of heavily C-doped GaN are investigated using optical experiments and hybrid density functional theory calculations. Carbon acceptors were shown to induce yellow and blue luminescence bands, with the yellow band shifting as carbon concentration increases. Complexes such as the dicarbon donor-acceptor complex are identified as potential candidates to explain the observed luminescence peak shifts.
