Continuous-wave lasing of AlGaN-based ultraviolet laser diode at 274.8 nm by current injection

Summary: Continuous-wave lasing of an AlGaN-based ultraviolet laser diode operating at 5 degrees C was achieved by improving the epitaxial structure and electrode arrangement, leading to reduced threshold current density and device series resistance. A peak wavelength of 274.8 nm was observed at a drive current over 110 mA, corresponding to a threshold current density of 3.7 kA cm(-2). The operating voltage at the threshold current was as low as 9.6 V.

Ultrafast-UV laser integrating cavity device for inactivation of SARS-CoV-2 and other viruses

Summary: This study reports the fabrication of a device consisting of a pulsed nanosecond 266 nm UV laser coupled to an integrating cavity (LIC), which shows high efficiency for viral inactivation. The LIC device has a higher inactivation efficiency compared to traditional UV lamps and can effectively deactivate various respiratory viruses, including SARS-CoV-2, in a short period of time. This research is of great significance for the development of efficient real-time UV air and water purification systems.

Impact of heat treatment process on threshold current density in AlGaN-based deep-ultraviolet laser diodes on AlN substrate

Summary: The electroluminescence (EL) uniformity of AlGaN-based deep UV laser diodes was improved by adjusting the position of the p-electrode and suppressing the inhomogeneity of the EL. Cathodoluminescence analysis revealed that the non-uniformity was caused by the degradation of the active layer and rapid thermal annealing after mesa structure formation at high temperature.
