α-Gallium Oxide Films on Microcavity-Embedded Sapphire Substrates Grown by Mist Chemical Vapor Deposition for High-Breakdown Voltage Schottky Diodes

Summary: In this research, α-Ga2O3 films with reduced threading dislocation density and residual stress were successfully grown on microcavity-embedded sapphire substrates (MESS). The round conical-shaped cavities with smaller diameters were found to be beneficial for the lateral overgrowth of α-Ga2O3 crystals with lower threading dislocation densities. The presence of cavities in MESS was also shown to mitigate the residual stress through the redshifted Raman peaks of α-Ga2O3 films.

Effect of high temperature homoepitaxial growth of β-Ga2O3 by hot-wall metalorganic vapor phase epitaxy

Summary: The effect of high temperature homoepitaxial growth of (010) beta-Ga2O3 layer by low pressure hot-wall metal-organic vapor phase epitaxy was investigated. The growth rate decreased and the growth mode changed as the growth temperature increased. A smooth, twin-free single-crystalline homoepitaxial layer with a structural quality equivalent to that of the substrate could be grown at 1000 degrees C. The grown layers were all n-type and showed an effective donor concentration approximately equal to the Si impurity concentration.

Selective area growth of beta-Ga2O3 by HCl-based halide vapor phase epitaxy

Summary: Selective area growth of beta-Ga2O3 was demonstrated by HCl-based halide vapor phase epitaxy on SiO2-masked (001) and (010) beta-Ga2O3 substrates. High-aspect-ratio structures with (100) sidewall facets were observed for stripe windows along [010] and [001] directions on the respective substrates. These structures can be applied to trenches and fins for beta-Ga2O3-based power devices.

Thermal stability of α-(AlxGa1-x)2O3 films grown on c-plane sapphire substrates with an Al composition up to 90%

Epitaxial lateral overgrowth of r- plane α-Ga2O3 with stripe masks along h (1210)

Summary: In this study, the epitaxial lateral overgrowth (ELO) of (1210) (r-plane) alpha-Ga2O3 was demonstrated using a striped mask pattern along <(1) over bar2 (1) over bar0 >. The selective formation of alpha-Ga2O3 stripes with an asymmetric cross-sectional shape on windows resulted in a film surface with wave-like morphology and macro-scale inclined terraces and steps. Additionally, macrosteps moved laterally like traveling waves as growth proceeded, and dislocation density was markedly reduced on the top surface compared to conventional ELO cases.

Visualization of threading dislocations in an α-Ga2O3 epilayer by HCl gas etching

In situ heteroepitaxial construction and transport properties of lattice-matched α-Ir2O3/α-Ga2O3 p-n heterojunction

Summary: The construction of lattice-matched p-n heterojunctions using mist-chemical vapor deposition technique on n-type Si-doped alpha-Ga2O3 has demonstrated the potential to improve device performance and rectifying characteristics. Through thermal treatment in oxygen ambient, the reduction of reverse leakage current and the improvement of current rectification ratio were achieved by suppressing interfacial trapping states and activating more shallow acceptors of Ir vacancies in the thin disordered layer at the alpha-Ga2O3/alpha-Ir2O3 interface. The p-type alpha-Ir2O3 with lattice matching properties provides a promising strategy for high-performance bipolar power devices.

Study of Ti contacts to corundum α-Ga2O3
