D-Band MUTC Photodiodes With Flat Frequency Response

Summary: Novel back-illuminated modified uni-traveling-carrier photodiodes (MUTC-PDs) demonstrate wide bandwidth and high output power performance in the D-band (110-170 GHz) regime. The use of different coplanar waveguide (CPW) designs results in PDs with minimal output power roll-off and high saturation performance, with measured frequency responses in excellent agreement with simulations. Proper CPW electrode design allows for maintaining high performance over a broadband frequency range of 130-170 GHz.
