Highly Homogeneous 2D/3D Heterojunction Diodes by Pulsed Laser Deposition of MoS2 on Ion Implantation Doped 4H-SiC

Summary: In this study, 2D/3D heterojunction diodes were fabricated using pulsed laser deposition. The doping levels of SiC surfaces were varied to investigate the transport properties of MoS2. The results showed that surface doping of SiC can significantly influence the current injection across the heterojunctions, resulting in highly rectifying behavior and enhanced current injection. The dominant mechanisms governing current flow were identified, and the effective barriers for different contacts were determined.

Occurrence forms of major impurity elements in silicon carbide

Summary: The study systematically investigated the forms of occurrence of impurity elements in silicon carbide with different particle sizes using various techniques. The experimental results revealed that SiC powders prepared using the Acheson process contain high levels of O, free-Si, free-C, and Fe impurities. O impurities mainly cover the SiC particle surface in the form of amorphous SiO2, while Fe impurities exist in different phases around SiC particles. Impurity elements are introduced during the smelting of SiC or during milling and subsequent storage processes.

Low temperature Cu/Ti/Al Ohmic contacts to p-type 4H-SiC

Summary: This paper investigates the electrical and structural properties of Cu/Ti/Al ohmic contacts to p-type 4H-SiC with different annealing temperatures and Cu layer thicknesses. The results show that the Cu/Ti/Al contact forms ohmic contact with a contact resistivity of 1.0×10-4 Ω·cm2 after annealing at 800 degrees C. The surface roughness and number of pits on the sample surface increase with the increase of annealing temperature.

DLTS study of the influence of annealing on deep level defects induced in xenon ions implanted n-type 4H-SiC

Summary: In this study, nitrogen-doped 4H-SiC samples were bombarded with 167 MeV xenon ions and then annealed before the fabrication of Schottky barrier diodes. The implanted devices showed generation-recombination processes and induced two new deep level defects with similar characteristics to defects induced by MeV electron irradiation.

Quantitative depth profiling of Al in SiC using time of flight-secondary ion mass spectroscopy

Summary: This paper demonstrates the use of Time of Flight-Secondary Ion Mass Spectrometry (ToF-SIMS) for quantitative analysis of low concentrations of aluminum in silicon carbide (SiC) wafer substrates, replicating the results of Dynamic Secondary Ion Mass Spectrometry (D-SIMS) analysis. More spectral images are required for analysis at the lowest concentrations, and the study provides tables of sputtering rates, sputtering yields, and relative sensitivity factors. The benefits of ToF-SIMS analysis are also highlighted in the research.

High-Resolution Two-Dimensional Imaging of the 4H-SiC MOSFET Channel by Scanning Capacitance Microscopy

Summary: In this paper, a two-dimensional planar scanning capacitance microscopy (SCM) method was used to visualize the channel region of large-area 4H-SiC power MOSFETs with high spatial resolution and estimate the homogeneity of the channel length over the entire device perimeter. The method allowed for observing fluctuations in the channel geometry under different processing conditions, as well as elucidating the impact of ion implantation parameters on the channel.

Demonstration of CMOS Integration With High-Voltage Double-Implanted MOS in 4H-SiC

Summary: This work demonstrates CMOS integration in 4H-SiC that is fully compatible with a commercial DMOS process, without the need for additional masks and cost. Measurements on NMOS, PMOS, CMOS inverter, and ring oscillators at 175 degrees C show reduced propagation delay and increased current capability. The investigation also includes the body effect on the PMOS under high substrate voltage, with measurements up to 800 V.
