Effects of gate length on GaN HEMT performance at room temperature

Summary: The electrical characteristics of (Al,Ga)N/GaN high-electron-mobility transistors were studied at room temperature with gate lengths ranging from 0.15 to 2 μm. Increase of leakage current, decrease of maximum drain-source current and transconductance were observed with increasing gate length. A kink effect was pronounced for shorter gate lengths, attributed to a hole trap detected by deep level transient spectroscopy. The gate length also affected the static output characteristics and deep level transient spectroscopy results for Al0.25Ga0.75N/GaN transistors.

A croconate-directed supramolecular self-healable Cd(ii)-metallogel with dispersed 2D-nanosheets of hexagonal boron nitride: a comparative outcome of the charge-transport phenomena and non-linear rectifying behaviour of semiconducting diodes

Summary: The use of croconic acid disodium salt as an organic gelator with Cd(ii) salt to obtain an efficient soft-scaffold supramolecular self-healable metallogel was investigated. Two-dimensional nanosheets of hexagonal boron nitride were incorporated within the gel network to obtain a 2D nanosheet dispersed metallogel. Microstructural and spectroscopic analysis were performed to understand the morphology and formation pathway of the metallogel. The metallogel showed fascinating electronic-charge transportation and the presence of hexagonal boron nitride nanosheets modulated its non-linear rectifying feature.

A Novel Normally-off Laterally Coupled p-GaN Gate HEMT

Summary: A novel laterally coupled p-GaN gate (LCPG) structure was implemented using selectively hydrogen plasma treatment to fabricate GaN-on-Si HEMTs with high breakdown voltage and low ON-resistance. The coupled effect inside the LCPG depletes the 2DEG under the gate structure. The study also investigated the impact of different p-GaN to drain spacing on device performance.
