Over 1 GW/cm2 Vertical Ga2O3 Schottky Barrier Diodes Without Edge Termination

Summary: This work demonstrates vertical beta-Ga2O3 Schottky barrier diodes (SBDs) breaking through the power figure of merit of 1 GW/cm(2) without edge termination. The unreliable surface on the top of the drift region, which naturally formed in air, was removed by inductively coupled plasma etching. The repaired surface was exposed to ambient air for less than 10 minutes during the entire preparation process. Compared with the excessive air exposure samples, the leakage current was well suppressed for the Ni/beta-Ga2O3 SBDs fabricated on a clean surface. Moreover, the blocking voltage reaches a maximum value of 1720 V, and the forward/reverse characteristics of the diodes on the same wafer show good uniformity. These results pave the way for further improving the performance of beta-Ga2O3 devices and verify the potential of beta-Ga2O3 SBDs for power applications.

Effect of high temperature homoepitaxial growth of β-Ga2O3 by hot-wall metalorganic vapor phase epitaxy

Summary: The effect of high temperature homoepitaxial growth of (010) beta-Ga2O3 layer by low pressure hot-wall metal-organic vapor phase epitaxy was investigated. The growth rate decreased and the growth mode changed as the growth temperature increased. A smooth, twin-free single-crystalline homoepitaxial layer with a structural quality equivalent to that of the substrate could be grown at 1000 degrees C. The grown layers were all n-type and showed an effective donor concentration approximately equal to the Si impurity concentration.

Research of nanopore structure of Ga2O3 film in MOCVD for improving the performance of UV photoresponse

Summary: By utilizing the self-reactive etching mechanism between gallium and gallium oxide, gallium oxide nanopore films were successfully fabricated, with the nanopore structure significantly enhancing the surface-volume ratio of the film. The nanopore film effectively reduced light reflectivity and improved light absorption, leading to enhanced photoelectric detection performance in the fabricated photodetectors based on the as-grown gallium oxide film.
