Intermetallic compound formation and growth behavior at the interface between indium and Au/Ni(V) metallization

Summary: This study investigates the liquid/solid and solid/solid reactions between pure indium and Au/Ni(V) surface finish, revealing the formation of (Ni,Au)28In72 and Ni-V-In intermetallic compounds at temperatures of 220-260 degrees C and 100-150 degrees C, respectively. The growth kinetics of these compounds show the transformation of Ni(V) to Ni-V-In and the acceleration of reactions in the liquid/solid phase.

Crystal Chemistry and Electronic Properties of the Al-Rich Compounds, Al2Cu, ω-Al7Cu2Fe and θ-Al13Fe4 with Cu Solution

Summary: In this study, the Cu solution behavior in the Al-Cu-Fe system was investigated using first-principles density functional theory (DFT). It was found that Cu prefers to dissolve in Al-7 at ambient conditions, forming a ternary theta-Al76Cu2Fe24 alloy. At high temperatures, Cu can dissolve in both Al-7 and Al-9, forming theta-Al76Cu2Fe24. The stability and properties of the Al-rich compounds were also studied. The importance of applying the Hubbard U correction to the standard DFT functionals for Cu-containing metallic materials was demonstrated. This study helps characterize intermetallic compounds in Cu-containing Al alloys and control Fe-containing intermetallic compounds in the solidification of Al-based alloys.

Interfacial reactions between pure indium solder and Au/Ni metallization

This study investigates the interfacial reactions between indium and Au/Ni in the solid-liquid interdiffusion (SLID) and thermal aging processes. The results provide important insights for the reliability assessment of TIM joints.

First-Principles Study on the Elastic Mechanical Properties and Anisotropies of Gold-Copper Intermetallic Compounds

The anisotropy of Young's modulus, shear modulus, and Poisson's ratio in different crystal planes was confirmed. The results showed that AuCu3 had the highest anisotropy among the compounds.

Anisotropic Elastic and Thermal Properties of M2InX (M = Ti, Zr and X = C, N) Phases: A First-Principles Calculation

The findings showed that these materials are brittle and exhibit different elasticity and anisotropy. The Debye temperature, sound velocity, and thermal conductivity were also determined.

Interfacial Reactions of Sn-3.0Ag-0.5Cu Solder with Sputter Cu-Ti Alloy Film UBM
