Acceptor traps as the source of holes in p-type N-polar GaN/(AlN/AlGaN) superlattices

Summary: This study experimentally demonstrates the existence of acceptor traps acting as the source of holes in N-polar p-type modulation doped GaN/(AlN/AlGaN) superlattices. The ionization of acceptor traps explains the higher measured hole concentration compared to the dopants used during growth. The study also provides evidence for the charge-balance in systems showing p-type behavior without sufficient doping.

Oxygen incorporation in AlN films grown by plasma-enhanced atomic layer deposition

Summary: Oxygen impurities have negative effects on the structure and properties of AlN films, but H-2 plasma can decrease the oxygen concentration. The composition of films deposited using N-2/H-2 plasma is stable at the surface and beneath the surface, and only these samples show a decrease in oxygen concentration from the surface to the bulk film.

Summary: The shortcomings in acceptors of p-type III-nitride semiconductors have resulted in limited research on p-channel electronic devices. This study experimentally demonstrates the presence of acceptor-like traps in Ga-polar p-type uniformly doped (AlGaN/AlN)/GaN SLs with limited Mg doping, acting as the primary source of holes.

Effects of heavy Si doping on the structural and optical properties of n-GaN/AlN/Si(111) heterostructures

Summary: n-GaN/AlN heterostructures were grown on Si(111) substrates by molecular beam epitaxy. The effect of silicon doping concentration on the structural and optical properties was studied. It was found that silicon doping could reduce the dislocation density and the yellow band, and induce a specific mosaic structure. However, there was a slight degradation in crystal quality for heavily doped samples.

X-ray absorption study of defects in reactively sputtered GaN films displaying large variation of conductivity

Summary: Undoped GaN films were epitaxially grown on c-sapphire by rf magnetron reactive sputtering of GaAs at different N-2 percentages in Ar-N-2 sputtering atmosphere. The conductivity of the films increased with a decrease of N-2 percentage, accompanied by changes in N/Ga ratio and the presence of different types of vacancies in the films. The study also identified the main sources of n-type conductivity in sputtered GaN films and the factors affecting the conductivity levels.

A general approach to determine texture patterns using pole figure

Summary: In this study, a general and simple approach for determining texture patterns using pole figures was developed. The method was successfully applied to investigate textures in Fe-17Cr ferritic stainless steel and Mg-2Mn alloy, revealing different texture types in the two materials.
