Effects of heavy Si doping on the structural and optical properties of n-GaN/AlN/Si(111) heterostructures

Summary: n-GaN/AlN heterostructures were grown on Si(111) substrates by molecular beam epitaxy. The effect of silicon doping concentration on the structural and optical properties was studied. It was found that silicon doping could reduce the dislocation density and the yellow band, and induce a specific mosaic structure. However, there was a slight degradation in crystal quality for heavily doped samples.

Gate-first AlGaN/GaN HEMT technology for enhanced threshold voltage stability based on MOCVD-grown in situ SiNx

Summary: The study developed gate-first technology in an AlGaN/GaN HEMT with a high-quality in situ SiNx gate dielectric for high-stability power applications. It found almost identical electrical performances between gate-first and gate-last processed devices, while also revealing an annealing-like effect in gate-first devices that enhanced threshold voltage stability. This demonstrates the compatibility of in situ SiNx technology with gate-first GaN HEMT technology.

Optical, electrical, and chemical characterization of nanostructured InxGa1-xN formed by high fluence In plus ion implantation into GaN

Summary: In this work, a nanometric layer of InxGa1-xN was analyzed for use on a photodetector through high fluence low energy In + ion implantation into GaN. After annealing, the implanted sample exhibited a strong red shift photoluminescence due to the formation of InxGa1-xN nanocrystals with high In content. The formation of InxGa1-xN was confirmed through various experiments, and the nanostructured material was successfully utilized to fabricate a Schottky photo-diode with very low leakage current.

Improved Electrical Properties of AlGaN/GaN High-Electron-Mobility Transistors by In Situ Tailoring the SiNx Passivation Layer

Summary: The study demonstrates the in situ metal-organic chemical vapor deposition growth of SiNx passivation layers on AlGaN/GaN HEMTs, showing that higher SiNx growth rates can lead to faster lateral coverage and coalescence of initial SiNx islands, thereby suppressing SiH4-induced III-nitride etching. The SiNx stoichiometry can be optimized to reduce strain relaxation in the barrier layer and achieve near-ideal AlGaN/AlN/GaN interfaces, ultimately improving electron mobility and electrical properties of the HEMTs under optimized conditions.

GaN MIS-HEMTs With Surface Reinforcement for Suppressed Hot-Electron-Induced Degradation

Summary: Surface reinforcement layer (SRL) formed in GaN MIS-HEMTs can effectively suppress device dynamic on-resistance degradation caused by long-term hot-electron stress, with enhanced thermal stability and strong immunity to energetic carriers. This suppression is further verified by electroluminescence characterizations.
