A Study on Characterization and Prevention of Shadows in Cast Mono-Crystalline Silicon Ingots

Summary: This study analyzes the formation of dark shadow areas in infrared images of CMC-Si ingots and proposes optimizing the growth process to avoid such shadows. It is found that the shadows in CMC-Si are caused by dispersed SiC particles, which induce dislocations, subgrain boundaries, and strip-shaped grains, leading to decreased quality and minority carrier lifetime. An optimized process successfully produces silicon ingots without any shadows, and it is discovered that preventing shadow formation involves maintaining a smooth liquid phase temperature gradient, limiting the maximum crystal growth rate below 1.1 cm/h, and reducing the value of G(L)/V below 0.235.
